But my favorite villain from any movie?....Maybe Robert Mitchum's character in 'Night of the Hunter' or 'Cape Fear'...

Palpatine
Emperor Palpatine.
I don't really see Vader as a "villain" especially when I take into account that he turned against the darkside and fulfilled his destiny as the "Chosen One".
While, Palpatine on the other hand was the devil incarnate through and through, and the evil continued throughout the movies and even in the EU.
Going by kill count, feats and pure villainy, Sidious
Emperor Palpatine caused the deaths of millions, the destruction of the Jedi, took over the entire Galaxy causing Galatic peril for decades. He's the actual guy who was pulling the strings of the Empire. He was just pure deceitful (gulled the entire Galactic republic as their Chancellor for over 20 years), unadulterated evil, a Black Hole, the most powerful of the Darkside through and through. He was without remorse and even claimed what he was doing, ironically, was bringing about peace in his thirst for power/domination.
Vader is a lap dog compared to Sidious even in the films and anyone would see that if they used their brains. Without Sidious dying there would've there would have never been a balance brought back to the Force.

- HAL-9000 (2001: A Space Odyssey): The platonic ideal of "Man vs Machine" villains.
- Hank Quinlan (Touch of Evil): Orson Welles' best performance. Undeniably evil, undeniably pitiful.
- Norman Bates (Psycho): Again, great performance. Just the right level of unsettling throughout the movie.
- Michael Corleone (The Godfather part II): One of my favorite performances ever. Drawn to be a criminal due to his desire to help his family, ends up completely destroying it.
